| Sumari: | Cette thèse vise à proposer une alternative industrielle à la réalisation de caissons d'isolation intégrés dans les composants de type thyristors / triacs en technologie dite Planar . Actuellement, une diffusion de bore pendant plusieurs centaines d'heures à environ 1300 ů permet la réalisation de caissons d'isolation dans les composants de puissance mais engendre un bilan thermique excessif. La thermomigration de l'aluminium en phase liquide dans le silicium est une alternative intéressante pour la réalisation de ces caissons, offrant une réduction significative du temps de procédé à quelques minutes à 1300 ů. Cependant son industrialisation reste pour le moment impossible en raison de plusieurs verrous technologiques, notamment la déformation des plaquettes ou la formation de billes d aluminium / silicium.Dans un premier temps, les problèmes rencontrés pendant le procédé de thermomigration seront étudiés en s'appuyant sur des expérimentations et des caractérisations physico-chimiques. L optimisation des paramètres du recuit de thermomigration a permis de d améliorer l uniformité thermique, réduisant ainsi la déformation des plaquettes. L influence des motifs d aluminium sur la formation des billes a également été analysée et l ajout d un recuit préalable a été testé avec succès pour prévenir leur apparition.Dans un second temps, la réflexion a porté sur l intégration de cette brique technologique dans une filière de fabrication de dispositifs de type thyristor/triac en technologie Planar à STMicroelectronics Tours. Des simulations électriques ont permis de concevoir la structure des composants, puis l intégration du procédé de thermomigration dans la chaîne de fabrication aboutira à la production d un véhicule test. Les caractéristiques électriques des composants avec des caissons d isolation par thermomigration ont été comparées à celles des composants standard, et leur vieillissement a été étudié, montrant que les performances sont comparables aux procédés standards. The purpose of this thesis is to determine an industrial alternative to the fabrication of isolation walls used for thyristor / triac components in the so-called Planar technology. Currently, boron solid-state diffusion is used to make isolation walls in power components. This process, though, has an excessive thermal budget as it takes several hundreds of hours at 1300ů. Thus, the thermomigration of aluminium in silicon is an interesting alternative to achieve these walls. Indeed, this process lasts only a few minutes at 1300ů. However, there are several remaining technological challenges to overcome its successful industrialization, such as wafer deformation or the formation of aluminium/silicon beads.First, the issues caused by the thermomigration process were be studied relying on thermal modelling, experiments and physico-chemical characterizations. The optimization of thermomigration annealing parameters aimed to improve thermal uniformity, thereby reducing wafer deformation. The influence of aluminium patterns on beads formation were analysed as well as the addition of a preliminary annealing to prevent their appearance.Second, we considered the integration of this technological step into a manufacturing process for planar thyristors / triacs devices at STMicroelectronics Tours. Electrical simulations have been used to design the device structures, followed by the integration of the thermomigration process into the production line, leading to the fabrication of a test vehicle. The electrical characteristics of devices with thermomigration isolation walls were compared to those of standard devices, and their aging was studied leading to the conclusion that the performances are comparable to the existing devices. |
